Shanghai, China, May 20, 2025 - Toshiba Electronic Devices & Storage Corporation (" Toshiba ") today announced the launch of four latest 650V silicon carbide (SiC) MOSFETs - "TW031V65C", "TW054V65C", "TW092V65C" and "TW123V65C". These devices are equipped with their latest [1] 3rd generation SiC MOSFET technology and feature a compact DFN8×8 package, making them suitable for industrial equipment such as switching power supplies and photovoltaic generator power regulators. Four types of devices are now available for mass shipment starting today.

The four new devices are the first TO adopt the small surface mount DFN8×8 package of the third-generation SiC MOSFET. Compared with through-hole packages such as TO-247 and TO-247-4L(X), their volume is reduced by more than 90%, and the power density of the device is increased. Surface mount packaging also allows for the use of components with smaller parasitic impedances [2] than through-hole packaging, thereby reducing switching losses. DFN8×8 is a 4-pin [3] package that supports Kelvin connection to the signal source terminals driven by its gate. This reduces the influence of the source line inductance inside the package, achieving high-speed switching performance. Take TW054V65C as an example. Compared with Toshiba's existing products [5], its turn-on loss has been reduced by approximately 55%, and the turn-off loss has been reduced by about 25%[4], which helps to lower the power loss in the equipment.
In the future, Toshiba will continue to expand its SiC power device product line, contributing to improving equipment efficiency and increasing power capacity.
